参数表征既需要进行电流－电压（IV）测量，也需要进行电容－电压（CV）测量。目前开发的制程技术通常 需要通过单通道对晶圆上器件进行精确的 IV 和 CV 测量。Keysight B1500A 半导体器件分析仪在单台主 机中使用一个新的单插槽多频率电容测量单元（MFCMU）和两个 SMU 单元，能够支持单通道的 IV 和 CV 测量。 在一个探头台上进行 IV 和 CV 这两种测量并不容易。基于 SMU 的 IV 测量使用三轴连接器，而基于 CMU 的 CV 测量则使用 BNC 连接器。这两种测量之间的切换非常复杂和耗时，很容易造成测量错误。例如，当 通过手动切换测量电缆时，需要同时保持晶圆上的探针不变。在这种情况下切换电缆，摩擦所产生的电荷 可能会损坏器件。除了电缆连接问题之外，为获得准确的结果，还必须正确设置与电容测量相关的误差补 偿参数。 B1500A 的 SMU CMU 统一单元（SCUU）可以有效解决这些测量问题。SCUU Keysight B1500A 半导体器 件分析仪能够执行精确的 IV 和 CV 测量并能在两者之间轻松切换，从而节省了购置复杂的外部开关矩阵的 开支。 本应用指南介绍了如何使用 B1500A 简单地配置精确的 IV 和 CV 测量系统。
